Toshiba America Electronic Components Inc. (TAEC, Japan and Irvine, CA) announced it has expanded its family of SOP Advance power MOSFETs with new 150 V, 200 V and 250 V devices. The SOP Advance Series of MOSFETs are suitable for a number of industrial and mobile computing applications, including dc-dc converters, switching regulators, motor drives and notebook PCs.

Developed by Toshiba Corp. (Japan) for higher-speed, higher-voltage applications, the three new SOP Advance MOSFETs are suited for high-speed, high-efficiency dc-dc converters and motor drives. The 150 V TPCA8009-H produces a drain current of 7 A (maximum), a fast switching speed (fall time) of 13 ns, extremely low drain source on-state resistance of 350 mΩ (maximum), and a small gate charge of 3.7 nC (typical).

The 200 V TPCA8010-H produces a drain current of 5.5 A, a fast switching speed (fall time) of 13 ns (typical), extremely low drain source on-state resistance of 450 mΩ (maximum), and a small gate charge of 3.7 nC (typical). The highest-power device in the family, the 250 V TPCA8008-H features a drain current of 4 A (maximum), switching speed of 13 ns (typical), extremely low drain source on-state resistance of 580 mΩ (maximum), and a small gate charge of 3.7 nC (typical).

Samples of Toshiba's 150 V TPCA8009-H is priced at $0.45, and the 200 V TPCA8010-H and 250 V TCPA8008-H are priced at $0.45 and $0.60 each, respectively. Production quantities are scheduled for availability in January 2005.
