IXYS Introduces the IXFH70N15 and IXFH150N15 HiPerFET Power MOSFETs

IXYS Corp. (Santa Clara, CA) announced the availability of two HiPerFET Power MOSFETs at a new industry voltage level of 150V. The new devices are claimed to deliver up to a 30-percent decrease in on-resistance compared to similar 200V rated MOSFETs, resulting in cooler device operation and improved circuit efficiency. The IXFH70N15 is a 70A rated device with an Rds(on) of 28 milliohms and is housed in the TO-247 package. The IXFX150N15 is a 150A rated device with an Rds(on) of 14 milliohms and is housed in the company's PLUS247 package.

The IXFH70N15 is priced at $8.58 each and the IXFH150N15 is priced at $12.17 each. Both are available in quantities of 1,000. Samples are currently available from stock with production quantities available in six weeks ARO.
