IXYS Debuts New 900V to 1,200V IGBTs

IXYS Corp. (Santa Clara, CA) announced several new IGBTs with rated blocking voltages of 900V to 1,200V with, they claim, faster switching times and lower saturation voltages than their previous types. In the 900V class are the 24A IXGH12N90C and the 56A IXGH28N90B, whose maximum saturation voltages are respectively 3.0V and 2.5V with current fall times of 70ns and 130ns. Next at 1,000V is the new 30A IXGP15N100C, which is characterized by a saturation voltage of less than 3.5V and a current fall time of less than 115ns. There are two 1,200V types, with the 30A IXGH15N120C and the 70A IXGH135N120C, with saturation voltages of 3.8V and 3.3V, respectively, and current fall times of 115ns and 160ns, respectively.

All types are also available with an anti-parallel reverse recovery FRED diode. They come in plastic-encapsulated packages for through-hole or surface-mount assembly. Prices vary between $3.04 and $9.10 each in quantities of 1,000. Deliveries of sample quantities are from stock with production quantities available in 12 to 16 weeks.
