eight new HDMOS devices

Zetex Inc. (Commack, NY) announced a range of eight new HDMOS (high density metal oxide semiconductor) devices. The 20V and 30V p-channel MOSFETs are designed to offer highly efficient performance for low voltage load-switching applications. The minimum threshold voltage is 0.7V or 1V and the on-resistance is designed to be low across the range. For example, the ZXM64P03X has an Rds(on) of 100 milliohms at a gate-source voltage of 4.5V. The maximum gate-source charge values range from 0.62nC for the ZXM61P03F part and up to 9nC for the ZXM64P03X. The devices are packaged in the surface-mount SOT-23, SOT-23-6 and MSOP-8 packages, and a dual-die part is available in the MSOP-8 package. In quantities of 10,000, pricing for the devices ranges from $0.16 to $0.55 each.
