Advanced Power Technology (APT, Bend, OR) has developed a series of hermetic packaged high-power MOSFETs, which include the new APL501P and APL1001P devices. They are specifically designed for linear applications such as electronic loads, linear regulators or Class A amplifers.
The MOSFETs offer a total power dissipation of 525W. Breakdown voltages are rated at 500V and 1kV for the APL501P and APL1001P, respectively. These features make the parts suitable for extended FBSOA of up to 325W. Thermal resistance is rated at 0.24K/W.
The hermetic package provides protection for harsh environments and military applications. This package is available with or without MIL-PRF-19500 screening. Pricing is at $499 in quantities of 100 pieces. Samples are offered in plastic SOT-227 packages.
