400V and 450V IGBTs with Integrated Zener Diodes and Gate Resisters

The DGU4020GR (400V) and DGU4520GR (450V) from Sanken Semiconductor are IGBTs with Zener diodes and gate resisters, and achieve the ignition coil drive circuit without an external clamped circuit. These IGBTs have low saturation characteristic, and can improve the efficiency of the circuit.
Rated for 20A, these IGBTs have a typical saturation voltage of 1.1V (VGE = 4.5V, IC = 10A) and are delivered in a TO252 package.
