Advanced Power Technology Releases New Line of IGBTs

Advanced Power Technology (Bend, OR) has introduced a new line of IGBTs in hermetic packages with high-rated power and voltage. Manufactured with nonpunch-through technology, these devices provide fast switching, improved high-temperature operation, improved ruggedness, lower leakage currents and easy paralleling compared to conventional punch-through technology.

The new IGBTs feature hermetic packaging, which provides protection for harsh environments and military applications. Packages available are TO-254, TO-258 and TO-3, with rated power up to 300W and rated voltage up to 1,200V. The company is ISO9001 registered and MIL-PRF-19500 certified and can provide commercial or TX processing. Custom screening and testing is also available.

Switching speeds and turn-off energy of the new IGBTs remain relatively constant over the entire operating temperature range due to the generation of fewer minority carriers than punch-through technology. All the IGBTs are Avalanche Energy, SCSOA and RBSOA rated. The GT family of devices is designed for operations up to 40kHz hard-switching, and the GF family of devices is designed for operation up to 150kHz hard-switching and 300kHz in resonant applications.

The APT50GF120HR is rated at 1,200V, 300W, and is built in a hermetic TO-258 package. With a junction temperature of 150 degrees C, this device has a typical rise time of 100ns and a typical fall time of 45ns. The APT30GT60CR is rated at 600V, 250W, and is built in a hermetic TO-254 package. With a junction temperature of 150 degrees C, this device has a typical rise time of 100ns and a typical fall time of 25ns.

Applications for these devices include PFC, dc/dc converters, inverters, switch-mode power supplies, UPSs, battery chargers and motor drives. Evaluation samples are available. Small-volume pricing ranges from $12.56 to $81.04, depending on the current rating and package.
