Advanced Power Technology Introduces New Line of RF MOSFETs.

Advanced Power Technology Inc. (Bend, OR) announced the introduction of a new line of high-voltage RF MOSFETs. The company claims that they have developed a new process for making RF amplifier MOSFETs that doubles the available safe operating area, improves the resistance to load mismatch, and expands the capacity to run in the linear mode, Class AB.

The new RF MOSFETs are available in TO-247 packages in mirror-image A and B configurations, designed to facilitate layout of parallel and push-pull operation. Typical operating voltage for the 500V ARF460A/B is 150V. For the 1kV ARF461A/B, the typical operating voltage is 300V. The rated power dissipation is 250W; 13db minimum gain is at 65MHz.

Applications for the new MOSFETs include RF plasma generators at 13MHz, 27MHz and 40.68MHz; MRI RF sources up to 64MHz; and Broadband linear amplifiers ranging from 1.5MHz to 30MHz. Samples are available now, with full production quantities available in the first quarter of 2001. Pricing for the ARF460A/B is $22 each in quantities of 10,000. The ARF461A/B is $23 each in quantities of 10,000.
